New Ampleon 2.5kW LDMOS FET

In late January Ampleon introduced the new ART2K5TPU LDMOS power transistor that promises 2.5kW in pulsed mode at 1dB compression and up to 76% efficiency if pushed hard. This transistor's drain voltage is spec'd to operate at up to 75V and now has integral temperature sensing FET's for thermal measuring of each die. Thermal overload shutdown can now be done more accurately.

If you look at the graphs, you will probably need water cooling as I bet over 1kW of heat will need to be removed from the package.

No distributor has these yet. I expect the price to be over $300ea.

Hi Dan,

The BLF188XR LDMOS power transistor has a maximum input of 4 watts for 1200 out. The ART2K5TPU LDMOS power transistor has no data for a maximum input. Would you know what that is?

Hi Gary:

From looking at the power curve Figure 6 (attached) which shows an input power graph to about 37.25dBm, which is 5.3 Watts. Note that Gate punch-through is defined by the peak voltage between the Gate and the Source, which is +13V.

Frank, I got your PM here, but your account does not accept reply messages here. If you look at the same curve, it looks like this transistor is pretty linear up to about 62.5dBm or 1,778.2794 Watts; so run water cooling and drive to under 1,800 Watts and you're in!

By comparison, the BLF188 provides a linear output of 60.5dBm which is 1,122 Watts.

...but I am not an RF power design engineer! :-)
