Years ago, Advanced Power Technologies in Bend, OR, had a line of plastic transistors that were designed for RF, for class D and E power sources. They had devices with mirror image symmetry so that they could be laid out for Push Pull with the sources adjacent. NXP (was Freescale) just introduced a couple of parts that are characterized for RF with full data, and packaged in TO220 or TO247 like the switchmode transistors used by many for class E here. These are only 50 VDC parts, in LDMOS, rated for 65:1 VSWR at 40 and 230 MHz. The bigger one is 300 Watt CW, 1.8-250 MHz range, the MRF300AN and the matching MRF300BN. I don't know the cost of these, but its not gonna be cheap.
