Fortunately for us FET technology just keeps improving.  Check these out.  Look at the switching speed 200V/Ns, amazing. Would love to get some of these to play with. Move over SiC.

Wow indeed.  They look really good. Unfortunately a 4 week lead time and pricey Can $40. each up here. Perhaps next winter, being brand new they may come down some in price.
