A new higher voltage 65V 1.8 KW (saturated) LDMOSFET now at DK found here:
https://www.digikey.com/product-detail/en/nxp-usa-inc/MRFX1K80HR5/568-13464-1-ND/7605776

One of these should be good for an "HONEST" 1KW PEP in a 65V SSB/AM linear amp. By comparison my 50V single BLF188 amp can do 850 PEP and my dual BLF188 amp does better than 1.5KW PEP with very low IMD.
You hollow state guys please disregard this message Grin

Other than the power rating(s), I had difficulty with the specs and curves.

Could not find current ratings that made any sense to me!
Nothing showing the usual SOA curve with derating??

And the spec showed 100ma for "Current"?

Lost on this...

Bear,
Yes clear and complete specs are definitely lacking.  The 100ma is the idle current (Idq) when the gate is biased at the beginning of the linear part of the trans conduction curve spec'd at 2.8V for 100ma at Vdd of 65V. Unfortunately they don't show the curve.  I bias my BLF188s at 150ma for better linearity but lower efficiency.  They imply a SOA current rating of 35A in the MTBF/Temp curve.  But the hard learned rule of thumb in the community with BLF188s is dont exceed 30 amps but they dont state that.  Still pretty good FETs though IMO but a bit pricey.
